Optical lithography is the key technique for the computer industry, but the minimum feature size is limited by the diffraction limit of light. Recently, Absorbance Modulation Optical Lithography (AMOL) has been proposed to overcome this limitation. AMOL exploits the variable transparency of a photochromic layer to confine the writing light, enabling subdiffractive writing. In this research work we propose new approaches to AMOL, in the direction of solving many issues of this technique. In particular, we developed a new photochromic polyurethane based on functionalized diarylethenes. This material shows excellent photochromic characteristics and its opto-mechanical properties can be tuned through a proper synthesis. We simplified the exposure set-up and designed two new architectures for the AMOL. Moreover, we studied an unexplored spectral region with an high contrast between the two forms of the photochromic layer.
La litografia ottica è il processo chiave per l’industria informatica, ma le dimensioni minime delle strutture create sono limitate dal limite di diffrazione della luce. Negli ultimi anni, per superare questo limite è stata proposta una tecnica chiamata Absorbance Modulation Optical Lithography (AMOL). L’AMOL sfrutta la variazione di trasparenza di uno strato di materiale fotocromico per confinare la luce, permettendo la scrittura al di sotto del limite di diffrazione. In questo lavoro di ricerca abbiamo proposto nuovi approcci all’AMOL, per poter risolvere molti problemi che ancora presenta questa tecnica. In particolare, abbiamo sviluppato un nuovo poliuretano fotocromico basato su molecole diarileteniche funzionalizzate. Questo materiale mostra eccellenti caratteristiche fotocromiche e le sue proprietà opto-meccaniche possono essere modificate attraverso una opportuna sintesi. Abbiamo semplificato il set-up per le esposizioni e progettato due diverse architetture per l’AMOL. Inoltre, abbiamo studiato una regione spettrale inesplorata che presenta un notevole contrasto tra le due forme del film fotocromico.
