The objective of this research is to characterize and model the select device (SD) for crossbar architectures utilized in memory and computing applications. The access device relies on threshold switching, namely an abrupt change of conductance taking place at a characteristic threshold voltage. SD will be characterized in both the DC and pulsed regimes to assess the switching and holding parameters. Analytical models will be developed to allow for circuit simulations of crossbar arrays for memory and computing (logic, neuromorphic) applications. Finally, the scaling properties of switching in the SD will be studied to explore the thickness dependence of switching and conduction in the SD for future high-density crossbar arrays.
L’obiettivo del lavoro di tesi è la caratterizzazione e il modeling di un dispositivo di selezione per architetture crossbar, studiate per applicazioni di memoria e computing. Il selettore basa il suo funzionamento sullo switching a soglia, che consiste in un brusco aumento della conduttanza in corrispondenza di una tensione di soglia caratteristica. Il dispositivo sarà caratterizzato sperimentalmente nei diversi regimi (DC e impulsato) per valutare i parametri di switching e holding. Modelli analitici saranno sviluppati per permettere la simulazione circuitale di crossbar array per applicazioni di memoria e computing (logiche, neuromorfiche). Infine verrà studiata la dipendenza dallo spessore dello switching e della conduttività del materiale per esplorare le proprietà di scaling del dispositivo per future applicazioni in array di memoria crossbar ad alta densità.
