This work explores the development and application of Scandium-doped Aluminum Nitride (ScAlN) resonators within the Internet of Things (IoT) technology. The focus is on overcoming the challenges posed by the rapid growth of IoT, such as the need for power efficient sensor nodes and the ability to handle increased data traffic with enhanced Radiofrequency Front End (RFFE) modules. For these purposes two innovative devices are proposed: a dual mode temperature and pressure sensor, and an Overmoded Bulk Acoustic resonator (OBAR) for mid FR-3 acoustic filters. For both devices, modeling, fabrication and experimental results are discussed. The pressure and temperature sensor implements a Piezoelectric Micromachined Ultrasonic Transducer (pMUT) operating in the fundamental flexural mode around 1.4 MHz and in the S$_1$ bulk (FBAR) mode around 4.2 GHz, demonstrating robust performance in various configurations and harsh environmental conditions. The pressure sensing range spans from tens of mbar to atmospheric pressure, and the device is stable up to 200°C with a Temperature Coefficient of Frequency (TCF) of -40ppm/K. On the other hand, the OBAR successfully matched the target frequency of 13 GHz with overall good and stable performances, showing quality factors up to 210 and coupling coefficients up to 5.2\% for the overtone. These outcomes align closely with the simulation framework implemented in the study, also highlighting the efficacy of the Mason model in the optimization process.
Questo lavoro esplora lo sviluppo e l'applicazione dei risonatori in nitruro di alluminio drogato di scandio (ScAlN) nell'ambito della tecnologia Internet of Things (IoT). L'attenzione si concentra sul superamento delle sfide poste dalla rapida crescita dell'IoT, come la necessità di nodi sensori efficienti dal punto di vista energetico e la capacità di gestire un maggiore traffico di dati con moduli RFFE (Radiofrequency Front End) potenziati. A tal fine vengono proposti due dispositivi innovativi: un sensore di temperatura e pressione dual-mode e un risonatore Bulk Overmoded (OBAR) per filtri acustici in banda FR-3. Per entrambi i dispositivi vengono discussi la modellazione, la fabbricazione e i risultati sperimentali. Il sensore di pressione e temperatura implementa un trasduttore ultrasonico piezoelettrico (pMUT) che opera nella modalità fondamentale di flessione intorno a 1.4 MHz e nella modalità S$_1$ bulk (FBAR) intorno a 4.2 GHz, dimostrando prestazioni solide in varie configurazioni e condizioni ambientali difficili. L'intervallo di rilevamento della pressione va da decine di mbar alla pressione atmosferica e il dispositivo è stabile fino a 200°C con un coefficiente di frequenza della temperatura (TCF) di -40ppm/K. D'altra parte, l'OBAR ha raggiunto con successo l'obiettivo di frequenza di 13 GHz con prestazioni complessivamente buone e stabili, mostrando fattori di qualità fino a 210 e coefficienti di accoppiamento fino al 5.2\% per l'overtono. Questi risultati sono in linea con il sistema di modellazione implementato nello studio, evidenziando anche l'efficacia del modello Mason nella fase iniziale di ottimizzazione.
