The rise of the Big Data, the necessity for executing algorithms in larger and larger amount of information, the advent of artificial intelligence pose some questions on the standard computational architecture as proposed by John Von Neumann. In these regards, novel approaches have been investigated taking the name of in-memory computing or neuromorphic computing, where the approach is to emulate the computational mechanism undergoing in the human brain, with a disseminated large quantity of neural elements, the neurons indeed. The memristor is one among the candidates for the purpose, as being a particular device type able to simultaneously allow data storage in mainly two stable resistive states, and computation in more complex artificial hardware-based neural networks. The technologies investigated and studied exploit different mechanisms, leading to the resistive random access memories (ReRAMs), magnetic RAMs (MRAMs), or phase-change RAMs (PCRAM) to cite some structures. 2-dimensional materials are among the different candidates active element materials in the memristor typical metal-insulator-metal (MIM) stack. Examples are the transition metal dichalcogenides (TMDs), of the structure MX_2 where X is a chalcogen like Tellurium. The main disadvantages with these materials are related to the multi-element composition and higher thermal budget for their synthesis. In this direction, elemental Tellurium is investigated as a promising candidate for its ambient chemical stability, its affinity to some metal elements, its mechanical resistance and the reduced temperature budget for the synthesis of a monoelemental thin film. This thesis focuses on the journey from the characterization of Tellurium, a non-conventional material, as-deposited, to the integration of the material in a back-end of line (BEOL) compatible optimized process flow, to the final electrical test and validation of fabricated device structures based on the results obtained in the first functional studies. The choices, issues, advantages, disadvantages and potential future directions will be investigated and discussed.

L'avvento dei Big Data, la necessità di eseguire algoritmi con sempre più grandi quantità di informazioni e l'ascesa dell'intelligenza artificiale pongono alcuni quesiti sull'architettura computazionale standard proposta da Jon Von Neumann. Sistemi innovativi sono stati pertanto investigati al nome di sistemi in-memory computing o neuromorphic computing, dove l'approccio consiste nell'emulazione del sistema computazionale alla base del cervello umano, avente una disseminata quantità di elementi neurali. Il memristore è uno tra i candidati per lo scopo, essendo un tipo particolare di dispositivo capace simultaneamente di mantenere dati in memoria tramite prevalentemente due stati resistivi stabili, e compiere computazione in sistemi hardware più complessi come le reti neurali artificiali. Attualmente le tecnologie studiate e analizzate sfruttano meccanismi diversi, portando a sistemi quali resistive random access memories (ReRAMs), magnetic RAMs (MRAMs), oppure phase-change RAMs (PCRAM) per citarne alcuni. Materiali bidimensionali sono candidati tra i diversi materiali per strato attivo nella tipica struttura metallo-isolante-metallo (MIM) del memristore. Alcuni esempi sono i dicalcogenuri di metalli di transizione (TMDs), con struttura MX_2 dove X è un calcogeno come il Tellurio. Tra gli svantaggi di questi materiali si evidenziano il fatto di essere composti multi-elementali e la necessità di elevati budget termici per la loro sintesi. In questa direzione, il Tellurio elementale viene analizzato come potenziale candidato per le sue proprietà tra cui stabilità ambientale, affinità ad alcuni materiali metallici, la resistenza meccanica e il ridotto budget termico per la sintesi di uno strato sottile monoelementare. Scopo della tesi è descrivere il percorso dalla caratterizzazione del Tellurio, un materiale non-convenzionale, da deposizione, all'integrazione del materiale in un flusso di processo ottimizzato e compatibile con processi back-end of the line (BEOL), sino ai test e le validazioni elettriche delle strutture dispositivistiche fabbricate basandosi sui risultati ottenuti nei primi studi funzionali. Pertanto le scelte, i problemi, i vantaggi, gli svantaggi e potenziali direzioni future saranno avanzate e discusse.

Fabrication and characterization of Tellurium-based non-volatile memory devices
